2D Perovskite Heterojunction‐Based Self‐Powered Polarized Photodetectors with Controllable Polarization Ratio Enabled by Ferro‐Pyro‐Phototronic Effect

Abstract
Metal
halide
perovskites
(MHPs)
are
commonly
used
in
polarization‐sensitive
photodetectors
(PDs)
for
applications
such
as
polarization
imaging,
remote
sensing,
and
optical
communication.
Although
various
methods
exist
to
adjust
the
photocurrent,
a
universal
effective
approach
continuous
control
of
MHPs’
optoelectronic
polarized
properties
is
lacking.
A
strategy
electrically
modulate
ratio
(PR)
self‐powered
PDs
using
ferro‐pyro‐phototronic
effect
(FPPE)
2D
presented.
By
varying
amplitude
direction
ferroelectric
voltage,
built‐in
electric
field
heterojunction
can
be
modulated,
allowing
controllable
PR
regulation
adjustable
characteristics.
Moreover,
pyroelectric
photoresponses
realized,
significantly
enhancing
responsivity,
response
speed
PDs.
Both
currents
photocurrents
exhibit
obvious
This
method's
versatility
demonstrated
by
creating
three
additional
quasi‐2D
MHP
ferroelectric‐based
polarized‐sensitive
proof‐of‐concept
encrypted
communication
achieved
UV‐sensitive
light‐sensing
units.
These
findings
highlight
FPPE's
potential
enhance
device
control,
enabling
high‐performance
photodetection.

β-Ga2O3
with
ultra-wide
bandgap
an
ideal
candidate
solar-blind
application.
However,
the
bulky
nature
of
Ga2O3
limits
its
application
in
miniaturized,
integrated
multifunctional
devices,
based
on
photodetector
has
not
yet
been
realized.
Here,
we
report
a
convenient
method
to
prepare
2D
flakes
via
liquid-metal-assisted
exfoliation.
Benefiting
from
high
crystallinity
polarization-sensitive
absorption
prepared
ultrathin
flake
monoclinic
structure,
exhibits
ultra-fast
response
speed
(100/78
μs
rise/decay
time)
prominent
anisotropy
ratio
(∼2.8)
photoresponse
under
265
nm
illumination.
An
unambiguous
linearly
polarized
light
also
realized
by
double
symmetry-breaking
twisted
photodetectors.
Moreover,
four-layer
twistedly
stacked
system
further
enables
one-step
well-defined
resolution
(150
×
150
pixels)
acquire
spatial
information.
This
work
presents
novel
strategy
preparing
gallium
oxides
demonstrates
promising
route
realize
simple
manner.
