Si nanowire transistors are ideal for the sensitive detection of atmospheric species due to their enhanced sensitivity changes in electrostatic potential at channel surface. In this study, we present unique ambipolar junctionless (Si-JNTs) that incorporate both n- and p-type conduction within a single device. These enable scalable nitrogen dioxide (NO2), critical oxidative pollutant, across broad concentration range, from high levels (25-50 ppm) low (250 ppb-2 ppm). Acting as an electron acceptor, NO2 generates holes functions pseudodopant Si-JNTs, altering conductance other device parameters. Consequently, Si-JNTs exhibit dual response room temperature, reacting on p- n-conduction channels when exposed gaseous NO2, thereby offering larger parameter space compared unipolar Key characteristics including on-current (Ion), threshold voltage (Vth) mobility (μ), were observed dynamically change n-channels NO2. The p-conduction showed superior performance all parameters device's n-channel. For example, range 250 ppb 2 ppm, p-channel achieved responsivity 37%, significantly surpassing n-channel's 12.5%. Additionally, simultaneous evolution multiple enhances selectivity toward improves ability distinguish between different pollutant gases, such ammonia, sulfur methane.
